Showerhead Gas Distribution Plate: A Key Component in Semiconductor Processes

In semiconductor manufacturing processes, the Showerhead gas distribution plate serves as a crucial component, playing an indispensable role. It is primarily used for the precise control of various reaction gases and is a vital part of thin-film deposition and etching processes. The design of the gas distribution plate aims to ensure the uniform deposition of specialty gases on the wafer surface. From a technical perspective, gas distribution plates are subject to numerous stringent standards. The internal roughness of the holes is less than 0.4 μm, which helps reduce the resistance to gas flow and ensures that gases can pass through the small holes smoothly. AMTD strictly inspects this parameter when selecting gas distribution plates to guarantee the efficiency of gas transmission and avoid any adverse effects on the production process due to restricted gas flow.

 

The consistency requirement for hole diameters is that the standard deviation (STD) is less than 0.0016 mm, ensuring the uniform distribution of gases. The standard deviation of gas flow rates is less than 0.025 Torr, further ensuring the stability of gas flow. Additionally, the welding penetration depth ranges from 0.3 to 90 mm, and the flatness after welding is less than 0.05 mm. These parameters ensure the structural stability and reliability of the gas distribution plate. AMTD fully understands the importance of these parameters and conducts rigorous inspections and controls during the procurement and acceptance of gas distribution plates.

 

Different types of gas distribution plates, such as multi-layer welded gas distribution plates, double-helix nano-coated gas distribution plates, heated chamber gas distribution plates, and chamber cross-hole welded gas distribution plates, each have their own characteristics and applicable scenarios. AMTD selects the appropriate type of gas distribution plate based on different production process requirements. For example, in processes requiring high-precision gas distribution, a double-helix nano-coated gas distribution plate may be chosen. Its special coating process enhances surface uniformity and corrosion resistance, better meeting production requirements.

 

As semiconductor technology continues to advance, the performance requirements for gas distribution plates are also increasing.
